Joint Project of Julin Technology and Southeast University Wins First-Class Engineering Technology Award of the Ministry of Education

Recently, the Ministry of Education announced the list of awardees for the 2025 Outstanding Scientific Research Achievement Awards (Natural Sciences and Engineering Technology). The project "Key Technologies and Applications for Reliability Evaluation of Wide Bandgap Power Semiconductor Devices", jointly submitted by Julin Technology (Shanghai) Co., Ltd. and Southeast University, was awarded the First-Class Award in Engineering Technology Research Achievements in recognition of its innovative breakthroughs in underlying physical algorithms for the power semiconductor sector and pioneering accomplishments in domestic industrial software. Chairman Jiaxin Sun was named as one of the principal contributors.

The Outstanding Scientific Research Achievement Awards (Natural Sciences and Engineering Technology) of the Ministry of Education, established by the Ministry itself, serve as a crucial benchmark for measuring the research capabilities of universities and scientific research institutions, as well as their contributions to social services. Nominated and evaluated once every three years, the awards are recognized as one of the most prestigious academic and technological honors in China, owing to the high caliber of its evaluation panel, the low award acceptance rate, and the extremely fierce competition.

For a long time, the reliability evaluation of wide bandgap power devices under high-frequency and high-voltage conditions has remained a major industry challenge. Julin Technology and Southeast University have carried out in-depth industry-university-research collaboration, focusing on the lifetime prediction models of wide bandgap power semiconductor (SiC, GaN) devices and EDA simulation software technologies. The research team established a correlation equation between the variations of underlying physical parameters (such as channel charge concentration and carrier mobility) and the electrical stress of devices, successfully constructing a scientific lifetime model for electrical parameter degradation. Building on this foundation, they developed a time-domain iterative algorithm for physical parameter degradation with independent intellectual property rights, and launched PowerExpert — the first EDA simulation software capable of predicting the operational lifetime of wide bandgap power devices.

Currently, this software product has been successfully applied in the circuit system simulation and reliability evaluation processes of several leading enterprises, providing critical support for enhancing the overall competitiveness of China's power semiconductor industry chain. Prior to this, the technological achievement had already been included in the 2022 Shanghai Industrial Software Recommended Catalog and the List of Pilot Application Products for Core Software in Guangdong Province.

The winning of this First-Class Award in Engineering Technology from the Ministry of Education reflects the phased achievements made by Julin Technology and Southeast University through in-depth industry-university-research collaboration and their efforts in overcoming key underlying technical challenges. It also reinforces Julin Technology's confidence in continuing to deepen its exploration in the field of underlying technologies for domestic EDA software.
